Hydrogen complexes in ZnO grown by chemical vapor transport

چکیده
The renewed interest in zinc oxide (ZnO) has provided a great number of details that could lead to a commercially viable alternative to gallium nitride (GaN) for use in high-efficiency, wide band-gap devices. The difficulty in obtaining such devices is that as-grown, large single crystals of ZnO are n type. Past research has shown that hydrogen plays an important role in the n-type conductivity of ZnO. However, other impurities cannot be eliminated as possible donors in as-grown ZnO. In an attempt to study the controlled doping of ZnO, we grew polycrystalline samples via the chemical vapor transport (CVT) method, using graphite as the transport agent. After diffusing hydrogen into these crystals, some clearly showed both the OH-related infrared (IR) absorption peak at 3327 cm , as reported in our earlier publications, and the 3611 cm 1 absorption peak reported by Lavrov [Physica B 340–342 (2003) 195]. Additionally, a third hydrogen-related absorption peak appears at 3150 cm . Suspecting a contaminant in our original source of graphite, we changed to a high-purity source of graphite. The resulting growth yielded no hydrogen-related absorption peaks after hydrogen diffusion into the sample. However, growing samples in ammonia recreated the 3150 cm 1 IR absorption peak. r 2007 Elsevier B.V. All rights reserved.

Local Vibrational Mode Spectroscopy of Hydrogen in Compound Semiconductors
Infrared (IR) and Raman spectroscopy are useful techniques for characterizing hydrogen-related defects in semiconductors. This paper will focus on hydrogen in compound semiconductors such as AlSb, GaAs, GaN, InP, and ZnO. In most compound semiconductors studied to date, hydrogen forms neutral complexes with donors or acceptors. In GaN:Mg grown by metalorganic chemical vapor deposition, for exam...
متن کاملNitrogen and hydrogen in bulk single-crystal ZnO
Zinc oxide (ZnO) is a wide band gap II–VI semiconductor with optical, electronic, and mechanical applications. Nitrogen is a promising acceptor dopant. Nitrogen–hydrogen (N–H) complexes were introduced into ZnO during chemical vapor transport (CVT) growth, using ammonia as a doping source. The N–H bond-stretching mode gives rise to an infrared (IR) absorption peak at 3151 cm 1 at liquidhelium t...
متن کاملVacancy defect distributions in bulk ZnO crystals
We have used positron annihilation spectroscopy to study vacancy defects in ZnO single crystals grown by various methods from both commercial and academic sources. The combination of positron lifetime and Doppler broadening techniques with theoretical calculations provides the means to deduce both the identities and the concentrations of the vacancies. The annihilation characteristics of the Zn...
متن کاملGrowth mechanism and properties of ZnO nanorods synthesized by plasma-enhanced chemical vapor deposition
Uniformly distributed ZnO nanorods have been grown by plasma-enhanced chemical vapor deposition using a two-step process. By controlling the oxygen content in the gas mixture during the nucleation and growth steps, no catalyst is required for the formation of ZnO nanorods. High-resolution transmission electron microscopy studies show that ZnO nanorods are single crystals and that they grow alon...
متن کاملCharacterization of ZnO Thin Films Grown on c-Sapphire by Pulsed Laser Deposition as Templates for Regrowth of ZnO by Metal Organic Chemical Vapor Deposition
The use of ZnO template layers grown Pulsed Laser Deposition (PLD) has been seen to produce dramatic improvements in the surface morphology, crystallographic quality and optical properties of ZnO layers grown on c-sapphire substrates by Metal Organic Chemical Vapor Deposition. This paper provides complementary details on the PLD-grown ZnO template properties.
